Wire gauge from main panel to 100 amp subpanel

I am running a feeder from a main panel to a new subpanel. The distance is about 20'. I am adding a 100amp breaker in the main panel. It will be run across a garage attic from one side to the other.

My choices seem to be:
1. 2-3 W/G NM-B
2. #2 AWG THHN wire in PVC conduit
3. #2 AWG THHN in EMT

Anything wrong with any of these? I am assuming i can not use SER wire though I am not sure why not.
